基于刮涂法制备的大面积三维/一维钙钛矿异质结薄膜及其突触忆阻器

摘要: 钙钛矿忆阻器通常在手套箱中采用传统旋涂法制备,这限制了它们的应用范围,仅能用于小面积薄膜。本研究在空气条件下采用刮刀涂布法制备了大面积三维Cs0.09FA0.91PbI3薄膜和一维(CH3)3SPbI3表面,构建了一种性能稳定且优异的异质结突触忆阻器。异质结忆阻器展现出优良的电阻开关特性,开/关比从10提高至70以上。在0.5 V电压下经过300次循环后,器件仍保持稳定,且电阻状态可维持超过103秒。刮刀涂布法是一种基于溶液的技术,兼容卷对卷加工,能够低成本地实现大面积(10 cm × 10 cm衬底)制备,支持大规模生产。该器件成功模拟了突触可塑性特征,包括长时程增强、长时程抑制、成对脉冲促进以及频率/电压依赖性可塑性。

 

Blade coating large-area 3D/1D perovskite heterojunction films for effective synaptic memristors

Abstract: Perovskite memristors are usually fabricated by the traditional spin-coating method in a glove box, restricting them to small-area films. Herein, we blade-coated large-area three dimensional (3D) Cs0.09FA0.91PbI3 and one dimensional (1D) (CH3)3SPbI3 surface under air condition to create a heterojunction synaptic memristor with enhanced stability and functionality. The 3D/1D heterojunction memristor exhibits excellent resistive switching properties, with on/off ratio increasing from 10 to over 70, remaining stable after 300 cycles at 0.5 V, and retaining resistance states for over 103 s. Blade coating, a solution-based technique compatible with roll-to-roll processing, enables large-area fabrication (10 cm ×10 cm substrates) with cost-effectiveness, supporting scalability for mass production. The device successfully emulated synaptic plasticity, including long-term potentiation, long-term depression, paired-pulse facilitation, and spike frequency/voltage-dependent plasticity.
